Project Introduction
This invention relates to the field of semiconductor technology, specifically to a quantum well-based epitaxial wafer, Micro-LED array chip, and the method of their fabrication. The epitaxial wafer comprises a sapphire substrate, a first doped layer, a multi-quantum well layer, and a second doped layer, arranged sequentially from bottom to top. The sapphire substrate is provided with several island-shaped structures arranged in an array, forming recessed structures between adjacent islands. The first doped layer, multi-quantum well layer, and second doped layer are positioned within the recessed structures. The Micro-LED array chip, made from this epitaxial wafer, enables a higher pixel density on a single chip, with individual pixels reaching sizes as small as tens of micrometers or even smaller, significantly enhancing the resolution of Micro-LED displays. Since the Micro-LED array is fabricated using micro-nano processes and new semiconductor techniques on the same chip, it offers superior consistency, compactness, shorter fabrication cycles, and improved reliability compared to Micro-LED devices produced through mass transfer.
